The solution was found by researchers from the United States, which made it possible to create a fairly compact terahertz laser.

Scientists at the Massachusetts Institute of Technology (MIT) have developed a multilayer combination of semiconductor materials to create a compact terahertz laser operating at 4 THz. This is the so-called quantum cascade laser, in which electrons serve as a radiation source when passing from layer to layer in a multilayer semiconductor.
Researchers placed a layer of gallium arsenide between two layers of aluminum-gallium arsenide with an increased aluminum content. The concentration of materials and the thickness of the layers are selected in such a way that when passing between the layers, the electron emitted an electromagnetic wave in the 4 THz range. Importantly, the emitter operated at a cooling temperature of -23 ° C, whereas before that terahertz radiation in such heterostructures could only be obtained by cooling to -73 ° C. Minus -23 ° C is what gives hope for portable installations, although to create handheld and compact terahertz scanners it is necessary to make them work at room temperature.
