Germans promise to release the best analogue of flash memory in 2023. It will be more reliable, more efficient and faster

German startup Ferroelectric Memory Company announced that it received $ 20 million in its B round of fundraising and halted the process as investors did not want to stop. FMC is developing a nonvolatile memory based on the ability of ferroelectrics to maintain the polarization of the crystal cell even when the voltage is removed. FeFET memory promises to be more reliable, faster and more efficient than alternative types of prospective memory.

Traditionally, ferroelectric memory has been designed around a compound such as lead zirconate titanate (PZT). The PZT connection has excellent piezoelectric properties, but it is extremely difficult and expensive to use it in combination with classical CMOS manufacturing processes. FMC used other materials for its ferroelectric memory, in particular amorphous hafnium oxide (HfO2).

Amorphous hafnium oxide is notable for the fact that it has long been used as an insulating substrate for the gates of transistors from planar to vertical FinFETs. FMC technology transforms an HfO2 insulator under the gate into a crystalline HfO2 substance by converting a conventional (logic) gate into a controlled FeFET non-volatile memory cell. In the same way, you can turn a CMOS capacitor into a FeCAP memory cell.

From the above it follows that FMC creates a technical process for the production of non-volatile ferroelectric memory for modern industries without the need to replace industrial equipment and without the involvement of rare and expensive materials. First, it will be embedded memory with superior performance, and then separate chips for the release of drives. The first chips with built-in FeFET or FeCAP memory arrays are expected to be released in 2023. But there is a caveat. The company will license the technology to contract chip manufacturers and interested companies. By the way, the license for basic FeFET patents was transferred to GlobalFoundries back in 20021. This manufacturer helps Ferroelectric Memory Company develop the process technology.

It should be said that the effect of the transformation of amorphous hafnium oxide into crystalline was discovered by researchers of the German company Quimonda. When Quimonda filed for bankruptcy in 2021, it transferred patents to the Technical University of Dresden. It was the university employees who created the Ferroelectric Memory Company in 2021 and secured the transfer of two key technology patents to it.

In the second round of fundraising, money was invested in FMC by M Ventures (corporate venture division of Merck), imec.xpand, SK Hynix, Robert Bosch Venture Capital and TEL Venture Capital, as well as first investor eCapital. They are all considered strategic and eager to reap the benefits of technology commercialization.

Above in the table, you can see the experimentally obtained characteristics of the FeFET memory cell and the theoretically expected capabilities. Note the record switching time of less than 1 ns and the record low consumption of less than 1 fJ per bit for both read and write. Finally, wear resistance promises to lie in the range from 1011 to 1015, which neither MRAM nor other promising non-volatile memory promises. This is probably why the substance HfO2 is called an ideal material for memory.
